We advance joining and reliability technologies for manufacturing of next-generation electronics, including semiconductor packaging and smart systems. By focusing on thermo-mechanics and surface science at the micro/nano-scale, we diagnose reliability bottlenecks to optimize materials, structures, and processes. Building on this approach, we also develop novel bonding technologies that address the evolving challenges of system integration. Our goal is to provide highly reliable hardware solutions for the AI era, encompassing AI chips, camera modules, and wearable devices.
