A Physics-based Simscape Compact SiC Power MOSFET Model with Temperature-Scaling

Abstract— A Simscape compact SiC Power MOSFET model for MATLAB/Simulink is presented in this paper. A 1200V/90A CREE MOSFET (C2M0025120D) has been selected to demonstrate the model validation and parameter extraction. A double-pulse test circuit is simulated in MATLAB/Simulink and compared with the measured waveforms. Different electrical circuits and systems, including multilevel inverters, Totem Pole PFC circuits, buck converter circuits with cyclic loads, etc. have been tested using the developed compact model for testing convergence. Only the results of the multi-level inverter are investigated broadly and presented in this paper.
