My research focuses on the holistic development of high-performance semiconductor devices and RF circuits through an integrated approach combining advanced simulation, precise characterization, and innovative circuit design. At the core of my work is the development of physics-based compact models using industry-standard frameworks like BSIM (Berkeley Short-channel IGFET Model) and ASM-HEMT (Advanced Spice Model for High Electron Mobility Transistors), which bridge the gap between device physics and circuit-level performance. This modeling effort is supported by comprehensive TCAD (Technology Computer-Aided Design) simulations that enable virtual prototyping and optimization of device structures, predicting electrical characteristics while minimizing costly fabrication iterations.
A critical component of my research methodology involves rigorous on-chip and packaged device characterization, where I establish sophisticated measurement setups for DC and RF analysis. This includes advanced de-embedding techniques to extract intrinsic device parameters, ensuring accurate model validation across various operating conditions. The synergy between simulation and experimentation allows me to develop highly predictive compact models that capture complex phenomena like short-channel effects, self-heating, and frequency-dependent behavior, which are essential for next-generation wireless communication systems.
My work culminates in the design of high-frequency integrated circuits, including low-noise amplifiers, power amplifiers, oscillators, and mixers, leveraging the developed compact models. By co-optimizing device and circuit performance through iterative refinement—where measurement results inform model improvements and vice versa—I enable the realization of efficient, reliable RF systems for applications ranging from 5G/6G communications to radar and satellite systems. This vertically integrated research approach not only advances device technology but also provides valuable insights to semiconductor foundries and circuit designers, accelerating the deployment of innovative electronic systems.
