Jan 2026 New paper published in Nature Electronics: High-power Mm-wave Switches on Si using Displacement-field and tunneling current
Next-generation silicon-based components can serve as key technology enablers, thanks to silicon’s unmatched capabilities for analog and digital electronics. In our work, we demonstrate a new class of semiconductor switches that operate via electrical control of displacement fields and tunneling currents within a thin oxide layer on a Si-on-Insulator (SOI) platform. We implemented this concept on a commercial, zero-change 45-nm SOI process from GlobalFoundries, achieving performance that surpasses existing SOI technologies in switching speed, cutoff frequency, and power handling. The proposed switches can address key needs in next-generation wireless and 6G communication systems.
Aug 2025 Concept of Quasi-1D Electronic Metadevices published in IEEE EDL.
We introduced the concept of quasi-1D electronic metadevices, enabling the realization of high-frequency semiconductor switches with arbitrarily small ON-state resistance. Quasi-1D electronic metadevices can set the stage for future Mm-wave and Terahertz switches based on existing semiconductor platforms. Congratulations Abdallah!
Aug 2025 Paper on highly linear electronic devices published in IEEE EDL.
In our paper entitled Electronic Metadevice Switches with Input Third-Order Intercept Point Beyond 1 kW/mm, we challenge the traditional trade-off between operation frequency and linearity, showing that scaling down electronic metadevices by reducing their subwavelength features can simultaneously enhance both linearity and cutoff frequency. Jan 2024 Singapore’s National Research Foundation (NRF) Fellowship Awarded to Prof. Nikoo.
i–Lab is honored to announce that Prof. Samizadeh Nikoo has been appointed as a Singapore National Research Foundation Fellow. This Fellowship provides 3.25 million SGD (2.4 million USD) for our research in ultrafast electronics.
National Research Foundation Singapore (NRF) was established in 2006 under the Prime Minister’s Office, with the aim of enhancing Singapore’s research capabilities, supporting economic growth, and addressing the nation’s future challenges. NRF selects roughly 10 early career scientists across all fields of research each year, providing them with support to conduct cutting-edge research in Singapore.
